darlington transistor module Mitsubishi QM150DY-H, dual transistor, 2 x 150A / 600V

Can be used as replacement of Mitsubishi QM100DY-H. QM150DY-H and QM100DY-H are still absolutely standard parts in many medium sized electric equipments. However, Mitsubishi finally stopped the production of QM 150 DY-H. In USA those stacked darlington transistors were sold as "Powerex KD324515", and Toshiba produced a compatible part named MG150G2YL1 (later called MG150G2YL9).

Mitsubishi was the last manufacturer, who built this type of module. However, the production of QM150DY-H darlington transistors has been stopped also by Mitsubishi / Powerex in the year 2000.

Do not wonder about the "-HK" in the datasheet: Most of the darlington modules had initially a "K" suffix in the end of the type name. Later the parts were renamed, without noticeable changes in the technical data. So QM150DY-H is the same as QM150DY-HK. We only have the HK datasheet. But QM150DY-H (without "K") will be the part what you get, as seen in the photo.

The modules offered here are orginal new (old) stock parts. Never used, and made in Japan. Not in China.
