Mitsubishi QM600HA-2H single darlington transistor module, 600A / 1000V

This Mitsubishi module type QM600HA-2H is the biggest Darlington transistor in our portfolio. QM600HA-2H was sold in the USA by the associated company Powerex. So  Powerex KS621K60 is fully equivalent to Mitsubishi QM600HA-2H, the only difference is the type plate.

Mitsubishi was the last manufacturer, who has built this type of module. However, production of all darlingtion transistors was stopped also by Mitsubishi / Powerex in the year 2000.

The offered QM600HA-2H modules are available directly from (our own) stock (here in house). Comparing price customers should be aware, that QM600HA-2H is heavily counterfeited in China. The offered modules here are original parts, made in Japan, sold in the original package. The datasheet is unfortunately not available as a professsional .pdf file.
